Work Plan

E2PACKMAN is structured into 9 work packages covering the entire value chain of advanced packaging and heterogeneous integration. From defining specifications and standards (WP1), through design, modelling, materials, equipment, and production research (WP2–WP5), to comprehensive testing and validation via Industrial Pilots (WP6), each WP targets a key step towards industrial deployment. Dissemination, standardization, and exploitation are addressed in WP8, while WP9 ensures professional management and risk mitigation. This structure enables efficient transfer of innovations from research to manufacturing, strengthening Europe’s advanced packaging capabilities.

WP1: Specifications and Requirements

Specifications and Requirements defines the technological framework for E2PACKMAN by establishing the specifications and requirements for all use cases and advanced packaging innovations. WP1 assesses global and European capabilities in heterogeneous integration, identifies long-term needs and enablers across modelling, materials, equipment and digitalisation, prepares the planning of key toolbox elements with a focus on sustainability and energy-efficient packaging, defines industry-driven requirements for ~21 use cases across computing, power, communication and sensing, and analyses synergies and trade-offs across these application domains. Together with WP7, WP1 provides the strategic foundation for the project and supports Europe’s pathway toward a strong advanced packaging infrastructure.

WP2: Design, Modelling and Simulation

Design, Modelling and Simulation focuses on developing innovative design and digitalisation methods to meet the rising complexity, reliability, and sustainability demands of next-generation electronic packaging for European mobility, industry, and energy applications. The WP advances new design approaches, virtual qualification using compact and digital-twin models, that support fast, cost-efficient, and secure development. By integrating heterogenous components, AI-driven methodologies, and design-for-manufacturability, WP2 aims to enable reliable, efficient and sustainable electronic systems suitable for harsh environments while strengthening Europe’s competitiveness in advanced packaging technologies.

WP3: Materials and Interfaces

Materials and Interfaces focuses on the critical role of materials in heterogeneous electronic packages, where electrical, thermal and reliability performance are strongly defined by material properties and interfacial behaviour. The WP develops and evaluates advanced substrate, die and packaging materials that enable miniaturisation, improved thermal management, and novel 3D concepts, investigates new material solutions to enhance reliability based on physics-of-failure insights, and studies key conductive and non-conductive interfaces that influence performance and durability in complex package architectures. Together, these activities support the creation of robust, high-performance advanced packaging solutions for next-generation electronic systems.

WP4: Equipment and Processes

Equipment and Processes develops the key manufacturing technologies needed to realise advanced electronic packaging, serving as a central link between materials, equipment suppliers, metrology partners, and use-case demonstrators. The WP advances new high-density substrate technologies, next-generation interconnect and bridge solutions for More-than-Moore integration, innovative encapsulation processes for SiP and chiplet modules, and novel chiplet/hybrid-integration process flows that combine these building blocks. Emphasis is placed on sustainable, energy-efficient equipment and processes, with all developments progressing toward demonstrator-level validation within the project.

WP5: Process Automation and Smart Manufacturing

Process Automation and Smart Manufacturing advances zero-defect, zero-waste, and highly efficient manufacturing for next-generation advanced packaging. Building on results from WP3 and WP4, the WP integrates innovative materials, equipment and process solutions into production environments, develops automation and digitalisation methods and ensure high product quality and reliability, and applies AI/ML, IoT, digital twins to optimise whole manufacturing flows. These activities enable sustainable, high-performance, and competitive packaging manufacturing in Europe.

WP6: Electrical and Reliability Testing for Heterogeneous Integration

Electrical and Reliability Testing for Heterogeneous Integration develops advanced electrical and reliability testing methodologies to ensure trustworthy, high-reliability multi-chip packages. The WP establishes physics-of-failure-based testing and validation strategies, integrates AI/ML-driven predictive reliability and PHM sensors across chip, substrate, package and system levels, introduces holistic electrical–thermal–mechanical co-testing methods, and defines procedures to validate simulation outputs and digital twins at package level. These developments strengthen confidence in emerging packaging technologies and accelerate reliable design and qualification.

WP7: Demonstration and Assessment

Demonstration and Assessment validates the project’s innovations through industrial and technological demonstrators covering computing, power, communication and sensor domains. WP7 integrates results from WP3–WP6 and evaluates new materials, manufacturing processes, advanced substrates, and testing solutions, develops domain-specific demonstrators assessed through MRL and TRL metrics, and delivers a final impact analysis highlighting E2PACKMAN’s contribution to strengthening the European electronics value chain.

WP8: Dissemination, Exploitation and Standardization

Dissemination, Exploitation and Standardization ensures project results are effectively communicated, adopted, and translated into industrial impact. Activities include stakeholder engagement across Europe, targeted dissemination to scientific, industrial and public audiences, and exploitation and standardization actions that help industry and research partners convert project outcomes into business, innovation and wider collaborations. The WP supports broad visibility and long-term uptake of E2PACKMAN results.

WP9: Project Management

Project Management ensures effective coordination of E2PACKMAN across all technical and administrative dimensions. Led by Infineon Technologies AG, WP9 manages resources, monitors progress, and safeguards alignment with the project plan. Working closely with all WP leaders through the Technical Management Board, the coordination team oversees technical advancement, reporting, and consistency with project goals, enabling smooth execution and high-quality outcomes throughout the consortium.
