Role
Robert Bosch SRL acts as an expert partner for materials & reliability within the power-electronics packaging work streams.
Key Contribution
- Advanced material characterization for high-T molding compounds (TMA/DMA, tensile tests) that enable reliable SiC power modules.
- Failure analysis & reliability investigations on sintered and soldered interconnects, and substrate interfaces e.g.:
- XPS – oxidation investigation
- SEM/EDX – microstructure evolution
- 3D X-ray CT scanning – structural and dimensional aspects, test-induced crack propagation.
- Data supply for project-wide standardization / virtual prototyping – measurements benchmarked with partner data to support IPC/AQG guideline work and digital-twin models.
