Role

PROFACTOR main role lies in the development of a novel high-density interconnect (HDI) technology by combining nanoimprint lithography (NIL) with inkjet-based wire bonding to overcome current resolution limitations. PROFACTOR investigates suitable materials, interfaces, and process parameters to ensure high resolution, reliability, and performance. In addition, PROFACTOR supports the integration of additive manufacturing for advanced packaging through multi-material inkjet printing technologies, including the DragonFly platform. Their contributions aim to enhance miniaturization and improve manufacturing processes. Beyond technical development, PROFACTOR is actively involved in internal and external dissemination, including the publication of project results to stimulate knowledge exchange and industry uptake.

Key Contribution

PROFACTOR contributes to advancing additive manufacturing technologies for high-performance electronic packaging. The focus lies on fabricating lead frames, redistribution layers (RDL), and complete packages for bare silicon dies using additive processes. By utilizing high-resolution nanoimprint lithography (NIL) and inkjet-based wire bonding processes, PROFACTOR enables high-density interconnects essential for 3D integration and miniaturized systems. This approach significantly improves device performance while reducing size and weight. Moreover, the developed processes are more sustainable, requiring less raw material, water, and chemicals, and generating minimal waste. PROFACTOR’s contribution supports the project’s goals of innovation, efficiency, and environmental responsibility in next-generation packaging.
