INL
INL - International Iberian Nanotechnology Laboratory is an international intergovernmental research organisation aiming to perform cutting-edge research and development in nanotechnology and to function as an innovation integrator in multiple application domains.
INL focuses on the development of nanotechnology-based solutions in various fields such as semiconductors, energy, environment, health, food, advanced materials and computation and assumes a leading international role in facilitating and coordinating nanotechnology-based research programs and projects that generate knowledge, products and services for the benefit of industry and society.
Role
In the field of semiconductors, INL brings competences in the design, fabrication, and characterization of nanoscale devices and structures for electronic and optoelectronic applications. INL aims to expand the portfolio solutions for RDL and Wafer-Level packaging technologies, ready to be integrated in mainframe industries in Wafer level Packaging, and to development new materials and processes for semiconductor fabrication.
Key Contribution
Within E2Packman, specific tasks are the development of Air-bridges merging to RDL process, and the development of precise deposition of inorganic dielectrics for low stress process and integration of capacitors in RDL. In the state-of-art, Air-bridges are typically done at wafer fab (front-end). This development aims to bring the air-bridges to the packaging side (back-end), allowing its implementation in Fan-Out, multichip, heterogenous packages, with added-value, added-flexibility, in a more cost-effective way. The inclusion of capacitors in RDL is also a key contribution for communication devices, optoelectronic integration and heterogeneous integration for Fan-Out, MEMS integration and Sensors Platform.
