Fraunhofer IMWS

Fraunhofer Institute for Microstructure of Materials and Systems (IMWS) is a methodologically oriented institute with core competencies in microstructure diagnostics and microstructure-based material design.

The business unit “Electronic Materials and Components” provides longstanding and internationally recognized expertise in failure analysis and reliability assessment of electronic devices, particularly for the automotive market. We investigate materials and components for microelectronics, power electronics and sensor technologies, covering the complete supply chain from semiconductor and chip level and packaging up to system level. These are analyzed and tested comprehensively to understand relationships between technological process and application conditions with microstructure and material properties as well as with the affected functional performance in detail.

Role

Fraunhofer IMWS focuses intensively on the development of methods for microstructural characterization of new packaging technologies, the provision of material data, and the microstructure-based evaluation of materials, components, and systems to enhance robustness and reliability.

Key Contribution

  • Development of a material characterization concept, particularly regarding H2O and ion diffusion/migration, considering the product-specific process dependency of material properties
  • Investigation of comprehensive physics-based characterization approaches for new materials, focusing on thermomechanical properties and interfacial behavior in highly integrated packaging systems
  • Development of concepts for the digitalized provision of material data in digitized process chains
  • Exploration of innovative methods and workflows for high-resolution failure analysis in heterogeneous systems and power electronic components
  • Implementation of new methods for determining key properties of packaging materials
  • Determination of microstructure-based material parameters for new innovative packaging materials
